自動運転の進化を実現するためには、自動車に搭載されるコンピューティング性能の飛躍的な向上が求められており、その中核を担う車載SoCの高性能化は、最も重要な要素の一つと位置づけられています。
こうしたニーズを背景に、R-Carシリーズには、高密度な演算性能に加え、高性能カメラや高速インターフェースなどの多様なIPを統合することが求められています。これを実現するため、従来の単体デバイスのさらなる高性能化に加え、ChipletやSiPといった先端パッケージ技術を活用したアプローチを推進しています。
これらの開発においては、SoCダイ、パッケージ、さらにはシステムボードまでを含めた統合的な設計が不可欠となります。
そこで当部門では、パッケージ設計技術の強化を目的として、パッケージおよび関連技術の開発をリードする人材を募集しています。半導体アーキテクチャ設計からレイアウト設計、ボード設計までを関係部門と連携しながら、先端パッケージの設計・開発を担っていただきます。

・要素技術開発

・構造シミュレーション
・チップレットを用いたデバイス・システムモジュールのアーキテクチャ設計および概要設計
・インタフェース／電源要件を満たすインターポーザ設計のリーディング
・設計担当エンジニアとの技術的調整および設計レビュー

・半導体パッケージ若しくはボード基板設計経験
・通信インターフェース若しくはDRAMインターフェース回路設計経験
・SI/PI検証経験
・英語による技術的な打ち合わせや仕様確認に抵抗がないこと

To enable the continued evolution of automated driving, a dramatic increase in in-vehicle computing performance is required. At the core of this challenge, the advancement of high-performance automotive SoCs is positioned as one of the most critical enabling factors.
Driven by these demands, the R-Car series is required to integrate a wide range of IPs, including high-density computing capabilities, high-performance camera processing, and high-speed interfaces. To achieve this, we are pursuing not only further performance scaling of conventional single-die devices, but also new approaches leveraging advanced packaging technologies such as chiplets and SiP (System in Package).
In such developments, integrated design across the SoC die, package, and even the system board level is essential to ensure overall system performance and reliability.
Accordingly, our department is seeking a technical leader to drive the development of advanced semiconductor packaging and related technologies. The role involves leading package design and development in close collaboration with relevant teams, spanning semiconductor architecture, layout design, and board design, to enable next-generation automotive SoCs.

Responsible for defining overall specifications and leading the design and development of advanced semiconductor packaging.

FCBGA packages
Advanced packages, including Chiplet packages
Package-mounted system boards
Bump peripheral regions in semiconductor layout design

[Job Responsibilities]
・FCBGA package design
・Development of core technologies
・Design of boards for FCBGA package mounting
・Architectural and conceptual design of devices and system modules utilizing chiplets
・Leading the design of interposers that meet interface and power supply requirements
・Technical coordination with design engineers and conducting design reviews

Experience in semiconductor package design and/or PCB (board) design
Experience in communication interface and/or DRAM interface circuit design
Experience in SI/PI (Signal Integrity / Power Integrity) verification
Comfortable conducting technical discussions and specification reviews in English

Experience in chiplet-based design
Experience in package structure design and verification
Experience in board-level circuit design
Experience in power delivery / power supply design
